LL.M usually means a master in law which would be very different from biotechnology, unless you mean the legal aspects of biotechnology. Since the study of law is all about precedence and what has happened before, and biotechnology being a relative new field I seriously doubt that any reputable program exists. As to law and bioethics, this (IMO) is almost a contradiction in terms as law very seldom has much to do with ethics. One being what is legal and the other being what is proper.
You can earn a Masters degree in Bioethics from Monash University (Australia) through DL. It's not a law degree but it may suit your purposes. Jack

have a look at llm-guide.com (they have a distance page). And contrary to what MIke has said, there is an intersection between law and technology and especially between law and bioethics so I don't doubt that you can find an LL.M in that field. GOod luck!
